AOS Debuts αMOS E2 600V Super Junction MOSFET for High-Power Density
The new platform targets efficiency gains in AI servers and solar inverters by enhancing thermal paths and body diode ruggedness.
Alpha and Omega Semiconductor (AOS) has introduced the αMOS E2™ 600V Super Junction MOSFET platform to meet the growing demand for high-efficiency power conversion. The launch provides engineers with components capable of supporting higher power densities in demanding industrial and infrastructure environments.
The first device released under this platform is the AOTL037V60DE2, a 600V MOSFET housed in a TOLL package. The device features a maximum RDS(ON) of 37 milliohms. A key technical highlight is the ruggedness of the body diode, which can withstand di/dt = 1300 A/µs at a junction temperature of 150°C. For procurement, AOS lists the AOTL037V60DE2 at a unit price of $5.58 for 1,000-piece quantities, with a current lead time of 16 weeks.
The Push for Power Density
Modern power electronics, particularly mid- to high-power switched-mode power supplies (SMPS) and solar inverter systems, face constant pressure to increase efficiency while reducing physical footprints. To achieve this, designers rely on Super Junction MOSFETs for critical topologies, including LLC resonant converters, totem-pole PFC, and phase-shifted full-bridge (PSFB) circuits.
Simon Yu, Senior Product Line Manager at AOS, stated that the platform addresses the specific needs of traditional AC/DC power supplies, as well as DC/DC converters and DC/AC inverters. He noted that achieving high power density and efficiency remains a critical challenge in these applications.
Improving System Reliability
The αMOS E2 platform optimizes both electrical and thermal paths to enhance overall system performance. By improving the ruggedness of the body diode, the platform specifically addresses common failure points associated with hard commutation scenarios, such as start-up transients or short-circuits.
This increase in durability has direct implications for critical infrastructure. Enhanced reliability in these components reduces the risk of failure in high-uptime environments, including telecom rectifiers, AI servers, and solar PV inverters, where thermal management and component longevity are paramount to operational stability.
Future Outlook
As AOS continues to build out the αMOS E2 line, the industry will be watching for additional voltage ratings and resistance options to complement the initial TOLL package offering. While the AOTL037V60DE2 sets the baseline for the platform's performance, the broader rollout will determine how effectively the platform can scale across different power tiers in the renewable energy and data center markets.
